Effects of Kovar-4J29 Cylinder Resonance on Ultrasonic Wire Bonding

In order to understand the influence of the Kovar-4J29 cylinder height on ultrasonic wire bonding, it was studied by the finite-element method (FEM). Explicit Dynamics was used to simulate the bonding process. And the modal frequencies and response deformations of the cylinder with different heights were also carried out. The results showed that the lower interfacial activation energy due to resonance resulted in a successful bonding between the gold ball and the Kovar-4J29 cylinder. Furthermore, a generalized pattern search (GPS) algorithm was utilized to optimize the height of the cylinder to obtain a better bonding effect, followed by re-simulation of the optimized model. This study could provide guidance for further bonding experiments between gold balls and Kovar-4J29 cylinder.
