Effects of Cavity Parameters on the Output Characteristics of InGaN/GaN Superluminescent Light Emitting Diodes

We have studied the effects of geometric parameters of cavity (cavity length and ridge width) on the spectral and power characteristics of In0.2Ga0.8 N/GaN multiple quantum well (MQW) superluminescent light emitting diodes (SLDs) in the blue range by means of theoretical and numerical analysis in the rate equations model at steady state. We have solved Schrodinger equation and rate equations with no-k-selection energy-dependent gain and carrier density dependent quasi-Fermi level functions self-consistently. We have chosen a range of cavity length and ridge width corresponding to the conventional values and have examined them in the simulation procedure. Our simulation is implemented at room temperature and at a constant current density (15 kA/cm2). Our results show that the spectral radiation power, output power and full width at half maximum (FWHM) bandwidth are considered cavity length and ridge width dependent. It was found that the spectral radiation power and output power increases with increasing the cavity length, whereas the FWHM bandwidth decreases, also all of these characteristics increases with raising of the ridge width.
