Flexible self-powered photoelectrochemical-type photodetector based on 2D WS2-graphene heterojunction

Abstract Flexible devices have attracted enormous attention in recent years due to the rapid development of portable electronic devices. As a neoteric photodetector, superior performances has already been observed in photoelectrochemical (PEC)-type photodetector. However, the liquid electrolyte inside is not suitable for flexible device fabrication due to the underlying leakage problem. Hence, in this paper, we report a novel flexible self-powered PEC-type photodetector based on 2D Tungsten sulfide (WS2)-graphene heterojunction. By using solid electrolyte as electrons transferring medium, the photodetector presents excellent self-powered capability. Under the condition of illumination intensity of 30 mW cm-2 at the bias voltage of 0 V, the photocurrent can reach 1.4 μA cm-2, while the time response of rise is 1.2 s and the decay time is about 0.9 s. In addition, as the photodetector is made of flexible indium-tin oxide (ITO) substrate, it can work and keep stable under the bending condition. These results provide a route for the preparation of a new flexible self-powered photodetector with simple fabrication processes and low cost.
